The 4th generation SiC MOSFET is built in the small package to achieve ultra-high power density in the industry and help the xEV inverter achieve miniaturization!

ROHM (headquartered in Kyodo, Japan), a world-famous semiconductor manufacturer, has developed a two in one SiC packaged module "TRCDRIVE pack" for traction inverters for xEV (electric vehicles) below 300kW ™” , There are four products in total (two 750V models: BSTxxxD08P4A1x4, two 1200V models: BSTxxxD12P4A1x1). TRCDRIVE pack ™ has high power density and adopts ROHM's own pin arrangement, which helps to solve the main problems faced by traction inverters, such as miniaturization, efficiency improvement and reduction of working hours.

In recent years, in the process of striving to achieve a carbon free society, the electrification of cars has developed rapidly, which has promoted the development of more efficient, smaller and lighter electric powertrain systems. On the other hand, SiC power devices, which have received much attention as key devices, are faced with the difficulty of reducing size and loss simultaneously. For this reason, ROHM developed TRCDRIVE pack ™, It can solve this problem in the power system.


TRCDRIVE pack ™ is a special trademark of SiC packaged module for traction inverter drive. Products marked with this trademark use ROHM's own structure to expand the heat dissipation area to a greater extent, thus realizing compact packaging. In addition, the new product is also equipped with the fourth generation SiC MOSFET with low on resistance, which achieves an industry ultra-high power density 1.5 times that of ordinary SiC packaged modules, which is very helpful for the miniaturization of xEV inverter.


In addition, the module is equipped with a "Press fit pin" mode signal pin for control on the top of the module, so it is only necessary to press the grid driver circuit board from the top to complete the connection, which helps reduce the installation labor. In addition, the inductance value (5.7nH) is reduced by expanding the current path in the main current wiring as much as possible and adopting a double-layer wiring structure, which helps to reduce the loss during switching.


Although this product is a modular product, a mass production system similar to discrete products has been established. Compared with the conventional SiC shell module, the production capacity has been increased by about 30 times. The new products will be put into mass production at the scale of 100000 pieces per month from June 2024 (sample price: 75000 yen/piece, tax excluded). The production base of the former process is ROHM Apollo Co., Ltd. (Fukuoka Prefecture, Japan) and Bibishi Semiconductor Miyazaki Factory (Miyazaki Prefecture, Japan), and the production base of the latter process is ROHM headquarters factory (Kyoto Prefecture, Japan).

About TRCDRIVE pack ROHM plans to develop 12 products with different package sizes (Small/Large) and installation modes (TIM: heat dispersion sheet/Ag Sinter) in 2024. In addition, ROHM is currently developing six in one products with radiators in the modules, which will help speed up the design speed of traction inverters that meet the specification requirements and expand the product portfolio.
